AMD's Zen 6 CPUs Revealed: Codenamed "Medusa" with Enhanced 2.5D Interconnects

According to information shared by @Olrak29_, AMD has settled on the codename for its next-gen Zen 6 client desktop CPUs - "Medusa." The Zen 5 desktop CPU lineup will be known as Granite Ridge, while the Zen 6 lineup will adopt the Medusa codename. Expected to make an appearance in late 2025 or early 2026, it will be a while before AMD officially divulges details, as Zen 5 is still under wraps officially.

Beyond the codename, it has been revealed that AMD's Zen 6 client CPUs, or Medusa, will feature a novel interconnect based on a 2.5D chiplet design. This design is touted to facilitate higher chip-to-chip bandwidth, enabling faster communication within and between CCDs and the IOD.

A die representation showcased a Navi 31 GPU with two MCD stacks representing dual CCDs and a small portion of the GCD representing the IOD. This suggests that the Zen 6 "Ryzen" CPUs might adopt a dual CCD chiplet design with a single IO die once again. Although the IOD may expand to incorporate next-gen technologies, it remains uncertain for now.

Additional details highlight that Medusa CPUs (Ryzen Zen 6 Desktop) will not stack CCDs on top of the IOD due to the associated higher costs. While AMD may experiment with such designs in the future, similar to the approach taken with 3D V-Cache stacking on Ryzen 5000 chips, further refined with the Ryzen 7000 SKUs. According to earlier information, the AMD Zen 6 core architecture is codenamed "Morpheus" and is slated for release by 2025-2026.

With Zen 5 set to launch in 2024, the company is likely to start sharing more information on its next-gen Zen 6 architecture and respective products once Zen 5 hits the market.
